TEM 분석으로 마이크론 1b가 삼성 1b 대비 셀 피치에서 1.5nm나 차이났는데 1γ에서 얼마나 스케일링했는지가 주목할 부분일듯... TechInsights found Samsung’s D1b DRAM chip and confirmed the cell size. The 16 Gb D1b generation LPDDR5X DRAM die (Die markings: K4K6E165YE) was found in the 16 GB K3KL5L50EM-BGCZ device torn down from the Vivo X200 Pro Satellite model V2405DA. The new die shows 0.436 Gb/mm2 bit density with a die size of 36.68 mm2. Samsung greatly reduced DRAM cell size, even smaller than SK hynix D1b and Micron D1β. Samsung D1b wordline and bitline pitches measure 32.6 nm and 37.6 nm by TEM, respectively. The cell design rule (D/R) or feature size (F) extracted from 7.8F2 DRAM cell size (0.00123 µm2) is 12.54 nm which means Samsung D1b DRAM is mid-12nm class. SK hynix D1b DRAM cell size and feature size are 0.00125 µm2 and 12.65 nm (12nm-class), respectively.
